3 Classification and marking

3.1 Classification 3.1.1 According to the size deviation, it is divided into three categories. Ⅰ, Ⅱ, and Ⅲ (see Table 1). 3.1.2 Divided into two types A and B according to thermal conductivity (see Table 2). 3.2 Marking The aluminum nitride ceramic heat sink substrate is marked with 3 sets of symbols, and each set of symbols is separated by a space. The following expression should be used. AN □ □ Note. If the product type agreed by the supplier and the buyer does not fall within the scope of the classification specified in this standard, it can be indicated by "X". Example. ANⅠ A represents aluminum nitride ceramic heat sink substrates with dimensional deviation classified as Class I and thermal conductivity classified as Class A.

4 Technical requirements

4.1 Appearance The appearance of the substrate should be free of defects such as cracks, spots, and defects. 4.2 Dimensional deviation and geometric tolerance The minimum length and width deviation of the substrate is 0.05mm, and the minimum thickness deviation is 0.025mm. The size deviation and the geometric tolerance should be consistent. Conform to the provisions of Table 1. Table 1 Dimensional deviation and geometric tolerance 4.3 Performance indicators Performance indicators should meet the requirements of Table 2. Table 2 Performance Index

5 Test method

5.1 Appearance Visually inspect the appearance under appropriate light, and detect cracks after immersion in the color solution in accordance with the requirements of 6.5.8 in GB/T 14619-2013. 5.2 Dimensional deviation and geometric tolerance 5.2.1 Use a vernier caliper with an accuracy of 0.02mm or other measuring instruments that can ensure the accuracy of the measurement for the length and width of the substrate measuring. 5.2.2 The thickness is measured with a micrometer with an accuracy of 0.01mm or other measuring instruments that can ensure the accuracy of the measurement, with the least measuring points It should be 1mm from the edge of the substrate. 5.2.3 The degree of warpage shall be tested according to the method specified in GB/T 30859. 5.2.4 The roughness of the working surface shall be tested in accordance with the method specified in GB/T 6062. 5.3 Bulk density, apparent porosity Test according to the method specified in GB/T 25995. 5.4 Bending strength The size of the sample section is (40mm±0.2mm)×(10mm±0.2mm), the span is 30mm±0.1mm, according to GB/T 6569 The prescribed method is tested. 5.5 Thermal conductivity Test according to the method specified in GB/T 22588. 5.6 Coefficient of linear thermal expansion Test according to the method specified in GB/T 16535. 5.7 Volume resistivity Test according to the method specified in GB/T 5594.5. 5.8 Breakdown strength Test according to the method specified in GB/T 5593. 5.9 Dielectric constant and dielectric loss tangent Test according to the method specified in GB/T 5594.4.

6 Inspection rules

6.1 Batch 200 ceramic substrates produced continuously under basically the same conditions with the same formula and submitted for inspection at the same time constitute an inspection lot. When it reaches.200 pieces, it can still be used as an inspection lot. 6.2 Inspection classification Product inspection is divided into factory inspection and type inspection. 6.3 Factory inspection The inspection items of the factory inspection include product appearance, bulk density, apparent porosity and all inspection items specified in Table 1.Each batch of products is Carry out the factory inspection according to the one-time sampling plan in GB/T 2828.1.The inspection plan is shown in Table 3 and Table 4.If necessary, the reception quality limit can also be It shall be negotiated and stipulated by both parties. Table 3 Factory inspection plan for appearance, dimensional tolerances and geometric tolerances 6.4 Type inspection The inspection items for type inspection include all the inspection items specified in Chapter 4.The samples for type inspection are directly from the products that have passed the factory inspection. Select from the product or make it according to the inspection requirements, in accordance with the provisions of Table 5.Type inspection should be done in one of the following situations. a) During the first batch of production; b) Inspect once a year during normal production; c) When changes in raw materials or production processes may affect product quality; d) When production is stopped for half a year or more, when production is resumed; e) When there is a big difference between the factory inspection result and the last type inspection result. Table 5 Type inspection 6.5 Judgment rules 6.5.1 Factory inspection judgment If all items of the factory inspection meet the requirements of Table 3 and Table 4, the batch of ceramic substrate products are qualified. If the inspection fails, then The batch of products should be resubmitted for inspection after 100% selection, and stricter inspection shall be used. If the stricter inspection is still unqualified, the batch of products shall be disqualified. 6.5.2 Type inspection judgment In the type inspection, if all items meet the requirements of Table 5, the ceramic substrate produced in this cycle is considered qualified. If there is one or one If the above items are unqualified, the unqualified items can be re-inspected with double the number of samples. If the re-inspection is qualified, the type inspection is qualified, if the re-inspection still fails Qualified, the type inspection is unqualified. 7 Marking, packaging, transportation and storage The marking, packaging, transportation and storage shall be implemented in accordance with the provisions of Chapter 6 of GB/T 9531.1-1988.
